1. Description:
Another important requirement in microelectronic packaging is small
line resistance, to prevent any undesired voltage drops. To satisfy
this requirement, low firing temperature multilayer
glass–ceramic (MGC) substrates with gold or silver–palladium wiring have been
developed. The
dielectric constants for these materials are 3.9–7.8, smaller than that for alumina.
These substrates thus allow high pulse transmission speed. The
electrical
resistivity of the wiring metals used in low firing glass–ceramic substrates
is lower than that of molybdenum or tungsten.
